【英文摘要】An avalanche drift detector with photon counting capability is proposed and demonstrated in this project. It combines a depleted drift region between two buried junctions with a ''point-like'' avalanche diode (APD)as the collecting electrode placed on the center at the same side of the entrance window. It is easy to fabricate and has potential advantages to be operated as either in linear mode or in Geiger mode. It can be a single photon detector with high gain, low dark rate, low output capacitance, and large receive area.
【中文摘要】本项目提出并演示和验证了一种新的硅漂移探测器结构及工作模式。其主要特点是:射线从正面入射,器件为单面结构,采用单面工艺制作,工艺难度及成本较低。漂移-耗尽区较薄,仅数微米厚,工作电压低,产生电流(漏电流)小,噪声较小,有利于探测能量较小的软X射线和穿透深度较小的蓝紫光。收集阳极为一个小面积雪崩二极管(APD),既可工作在线性模式也可工作在盖革模式。当工作在盖革模式时,器件具有高达百万倍的增益,信噪比高,即使是可见光也能按光子计数模式工作,并且暗计数率低,输出电容小,光入射面积大。
